The Perspectives Of 3D IC Technology In Taiwan

Abstract: Taiwan semiconductor industry has a unique structure of highly integrated value chain with synergy of clusters. The total IC Production Value is estimated to have 8.7% growth rate in 2011. To meet the future challenge in technologies and applications, 3D IC technology development is launched through the collaborative works between the academia, industry and research institute. This paper will highlight the recent progress in the 3D IC technology in Taiwan and internally.
